Release upon Receipt
SANTA BARBARA, California, USA, May 1, 2002 - Sikama International, Inc. of Santa Barbara, CA, has announced the introduction of an in-line flux coating system used in the wafer bumping process. Fully integrated to the Falcon 8500 or Falcon 1200 Conduction/Convection Reflow furnace, the Falcon ICS 412 can process wafers from 4" - 12" with no tool change required. Coating recipes and temperature profiles are controlled from a single, user friendly, touch screen panel. Capable of dynamically dispensing up to four process fluids, the system is fully programmable for the start, dispense, end, sweep, and height. The servo drive controlled inline belt transport requires no adjustments, no robot teaching or sensor adjustments. The ICS 412 can also be used as a post reflow wafer cleaner and drier. SMEMA compatibility is standard on this system.
