Sikama Offers Turn-Key Solution For Wafer Bumping Line

SANTA BARBARA, California, USA, June 18, 2002 - Sikama International Inc. is proud to announce a turn-key solution for 4 inch to 8 inch wafer bumping lines. With the introductions of their 2 latest tools, the IWH 48 (indexing wafer handler) and the ICS 412 (inline coating system), along with the FALCON 8500 reflow furnace, the Company is able to provide indexer to indexer capabilities without having to rely on other manufacturers to provide tools as part of the line.

The IWH 48 can send or receive 4" to 8" silicon wafers from most standard wafer cassettes. No teaching is needed when switching between these sizes, and SMEMA compatibility comes as standard. From the loading IWH 48, the wafer would enter the ICS 412 for either flux application or wafer washing.

The ICS 412 can process 4" to 12" wafers with no tool changes, and recipes can be stored via the supplied touch screen computer. The ICS 412 is capable of dynamically dispensing up to 4 process fluids, with a fully programmable dispense start, end, sweep, and height. The servo driven inline transport system requires no adjustments, no robot teaching, or sensor adjustments.

From the ICS 412, the wafer enters the FALCON 8500 Reflow furnace. Capable of processing wafers from 4" to 8" up to 420°C, the furnace uses Sikama's patented conduction + convection heating method that results in temperature uniformity of +/- 2°C. With its compact size, temperature accuracy, and proven technology, the FALCON 8500 is the premier wafer bumping furnace available.

The final tool on the line is the unloading IWH 48, which receives the wafers and positions them back into the standard wafer cassette. Whether you plate, screen, or use ball-attach, Sikama International can now supply you with a total solution for your bumping requirements.
